CMP slurries and pads: Production route
Ceria, silica or alumina: matching grit to each film
What this tab covers How it is made: the main production routes or, for product families, the main product types and technologies, compared on share of supply, inputs per tonne, plant scale, yield, co-products and unit cost.CMP consumables are formulated products. The main slurry families are ceria (oxide and STI), colloidal or fumed silica (oxide, barrier, poly) and alumina (metals), each tuned with oxidisers and inhibitors for a specific film. Pads are polyurethane, hard or soft, with designed porosity and grooves. Pad conditioners (diamond discs) and post-CMP cleans complete the set. Suppliers win through particle control, defect performance and co-development with fabs and tool makers.

How each route works
Ceria slurriesCerium oxide particles of tens to a hundred nanometres, made by calcination or wet synthesis, are dispersed with additives that tune selectivity between oxide and nitride.
Fast, selective oxide removal; tied to Chinese rare-earth supply.
TECHCET via Semiconductor Digest (2024); indicative Colloidal and fumed silica slurriesUniform silica spheres grown from sodium silicate or silicon alkoxides, or fumed silica from silicon tetrachloride flames, dispersed with oxidisers and inhibitors for copper, barrier, poly and oxide steps.
Low scratch defects, versatile; lower removal rate on oxide than ceria.
Indicative Alumina and metal slurries (tungsten, cobalt, molybdenum, ruthenium)Alumina or silica abrasives with hydrogen peroxide or iron-based oxidisers chemically soften metal films for removal.
Needed for new interconnect metals; chemistries still evolving.
TECHCET via Semiconductor Digest (2024) Polyurethane CMP padsPolyurethane is cast with micro-pores (often from hollow microspheres), sliced, grooved and laminated to sub-pads. Hard pads give planarity, soft pads reduce defects.
Single-supplier dominance (DuPont) is a supply risk.
TECHCET via DRI (2025); TECHCET via Semiconductor Digest (2024) Unit economics are indicative ranges from the sources named; costs move with feedstock and energy prices, plant size and region.
